Resumen:
In this work we present an analysis of the normal and electron stimulated oxidation of GaAs(100) studied by means Auger electron spectroscopy (AES) and principal component analysis (PCA). We observe, as it is widely known, the existence of a phase characterized by the oxygen adsorption without electronic transference, followed by a phase where the simultaneous oxidation of Ga and As occurs. We also find differences between the normal oxidation and the electron induced one, as well as differences in the oxidation process, depending on the oxygen pressure. Finally, we try to identify the present oxides through a fingerprint process using calculated density of states.
