Resumen:
Abstract: We report numerically on theresponse of a spin-Vertical Cavity Surface Emitting Laser (spin-VCSEL) subjectto modulated optical pumping. We used a modified version of the standardspin-flip model to analyse the dynamical response of a spin-VCSEL under differentcases of polarized pumping with increasing modulation frequency. It was foundthat when the device was pumped with circularly polarized light very fastpolarization oscillations were excited at frequency values well above therelaxation oscillation frequency of the device. In particular, the amplitude ofthe excited oscillations was maximum when the spin-VCSEL was modulated at afrequency equal to the birefringence rate of the device. In this work we havealso analysed the influence of important system parameters, such as the spinrelaxation rate, the birefringence rate, the ellipticity of the optical pump aswell as its modulation strength and frequency. Our simulations predict thathigh frequency polarization oscillations exceeding 100GHzs could be generatedusing a modulated spin-VCSEL due to the injected spin-polarized electronpopulation in the device under polarized optical pumping. Such scheme offersexciting prospects for novel ultra-high frequency applications of spin-VCSELs.
